Cover Story: GaAs Schottky technology offers superior performance for THz mixers at room temperature, making it a compelling choice for high-data-rate wireless receivers. However, InGaAs mixers offer a notable advantage in terms of reduced power requirements, enabling optical pumping with the incorporation of photodiodes acting as LO. This study presents the first comparison of GaAs and InGaAs diodes under electrical and optical pumping in a wireless system, transmitting up to 80 Gbps at 0.3 THz. The THz transmitter and the optical receiver’s LO use MUTC-PDs driven by free-running lasers. Results show that despite higher conversion loss, InGaAs mixers achieve similar BER than GaAs due to the purity of optically generated LO signals. View this paper
