Cover Story: Vacuum transistors, microscale vacuum triodes fabricated on a chip, have recently rekindled researchers’ interest because they can combine the respective advantages of traditional vacuum triodes and solid-state transistors. While most previous works have mainly focused on field emission vacuum transistors, a vacuum transistor based on field-assisted thermionic emission from a carbon nanotube is proposed here. The device exhibits an ON/OFF current ratio of 104 and a subthreshold slope of ~4 V/dec. Benefiting from the field-assisted thermionic emission mechanism, the electric field in the device is about one order of magnitude smaller than that in devices based on field emission, and the surface of the thermionic emitter shows much less gas molecule absorption than cold field emitters. These aspects are expected to be helpful for improving the stability and uniformity of the devices. View this paper
